Vampires Alucard and Seras Victoria from the Hellsing manga by Khota Hirano. Then Schordinger the werewolf who works for the Nazis from the same series, he's so adorable!

The Cat and the Canary (1927) there wasn't really a monster, but it scared me, a lot.
zombies
all the monsters in Silent Hill
and I've always loved the Dracula from btvs.
and Cannibalism/anthropophagy.

Growing up, I was exposed to numerous monster flicks because of my family's grotesque entertainment tastes. So I could list dozens of hearty monsters that kept me wanting more. 
I always enjoyed the cheesy monsters such as 'Raw Head Rex" and "Pumpkin Head."
Also, the toy flicks always had a huge effect on me, such as "Dolls" and "Demonic Toys."
The low budget films are always the best.

Fav monsters: Lestat, the Faun from Pan's Labyrinth (for some reason he seemed creepier than the Pale Man O.o), also Ofelia's stepfather (Humans truely are scarier than the scariest monster), as well as Claudia from Interview with the Vampire ^^.

My favorite monsters would have to be Dracula, Zombies, Werewolves, or Vampires in general. I don't really have any specific faves, but those are the top.

If you wanna be technical about it, since in effect Victor gave "birth" to his monster, the monster was in effect his "son", therefore was as much "Frankenstein" as Victor was.
But that's just me pointing that out.
Anyways, I think it's only natural for me to say vampires were my favorites. I used to play games during recess where me and some of the other guys would stalk several selected girls, take them aside like Lugosi (mind you we were only ten year olds doing this and very few kids in our grade had even seen Dracula) and "drink" their blood. I have natural fangs, so it was always fun to scare them that way by baring them slowly.
